270 GHz InP HBT Detector Modules Utilizing WR-3.4 Waveguide and Silicon Lens

Abstract

This letter introduces WR-3.4 waveguide and 3-mm diameter silicon lens modules, which house H-band InP detector integrated circuits (ICs). All detectors, including IC and modules, demonstrate excellent performance. The IC achieves a responsivity of 960 kV/W and a noise equivalent power (NEP) of 25 fW/Hz0.5 at 270 GHz, aided by an active preamplifier that covers the entire H band with over 20 dB gain. A free-space measurement method accurately assesses the lens module's radiation directivity. Despite losses arising from the feed antenna mismatch, leading to a relatively low packaging efficiency of 6.4%, the lens module still performs impressively, delivering a responsivity of 61 kV/W and an NEP of 394 fW/Hz0.5 at 270 GHz.
